Single photon counters in the telecom wavelength region of 1550 nm for quantum information applications

Abstract

The performance of InGaAs/InP avalanche photodiodes (APD) for use as single-photon counters in the telecom wavelength region of 1550nm was reported. The cut-off wavelength of germanium single photon avalanche diodes (SPAD) was around 1450nm which made them unsuitable for use as high efficiency photon counters for 1550nm photons. The 0.73 eV band gap of the InGaAs lattice matched to InP made single photon sensitivity possible up to wavelength of 1700nm. The APD was driven using a combination of a passive and gated quenching.
