Abstract
Special semiconductor devices called single-photon avalanche diodes (SPAD) are developed for detecting single photons. If photon counting at longer telecommunication wavelengths of 1300 nm and 1550 nm is pursued, the counting becomes complicated. The 0.73 eV bandgap of InGaAs lattice matched to InP makes single-photon sensitivity possible up to a wavelength of 1700 nm.
